Researchers at the University of Illinois Urbana-Champaign and NETL report in Nature Communications that coal-derived carbon nanodots enable high-quality dielectric growth on 2D semiconductors. The study achieves an equivalent oxide thickness of 0.6 nanometers and leakage current density below 0.1 milliamperes per square centimeter, operating at 0.5 volts.
